The Qorvo QPD1000 has a P3dB of 15W for applications within the frequency range of 30 to 1215MHz such as military communications, LMR and radar. Capable of pulsed and CW operation, the QPD1000 can be tuned for maximum power or maximum efficiency. PAE is 78% at 1GHz with small signal gain of 19dB. Bias voltage ranges from 28 to 32V and Qorvo offers this transistor in a 5x6mm DFN package.
